In this work a methodology to develop empirical models for liming analysis as well as their application to the DCFL family implemented with HFETs (Heteroestructure Field Effect Transistors) are described. The methodology consists in the determination, by means of SPICE simulations, of the sensitivity of certain dependent variables (propagation delay time, output levels, power consumption) due to the variations of independent variables (geometric, technological or electrical parameters). The sensitivity allows us to detect the independent variables that must be incorporated to the model and it is utilized in the equation that models the desired effect.
